Job Description
This compact modeling engineer job in Bangalore is with GlobalFoundries’ RFSOI MOSFET Compact Modeling team. You will build SPICE models for bulk and SOI transistors. Chip designers around the world use these models in GF’s process design kits (PDKs).
At a glance
- Position: RFSOI MOSFET Compact Modeling Engineer (full time, requisition JR-2605052)
- Where: Bengaluru (North), India; at least three days a week in the office
- Degree: PhD in Electrical Engineering, Semiconductor Physics or a related field
- Experience: At least 4 years in device modeling, characterization or related research
- Apply: open until filled (re-checked 29 October 2026)
What the compact modeling engineer does
- Develop, extract, calibrate and validate compact SPICE models for bulk and SOI MOSFETs
- Support PDK compact models that customers use to design RF products
- Analyse device characterization data and check models against silicon measurements
- Improve model extraction methods, automation and tool flows
- Work on RF MOSFET modeling, including high-frequency characterization and validation
- Find the root cause of model issues raised by customers or internal teams
Why this role matters
Every RF chip made on a foundry process is designed with that foundry’s transistor models. If the model is wrong, the chip misses its specification. This team’s work sets how well designers can trust simulation before they pay for silicon.
What GlobalFoundries is looking for
- PhD in Electrical Engineering, Semiconductor Physics or a closely related field
- At least 4 years of experience in semiconductor device modeling, characterization or related research
- Strong MOSFET device physics, and knowledge of bulk and SOI technologies
- Understanding of partially depleted, fully depleted and dynamically depleted SOI devices
- Knowledge of test structures and extraction methods used for compact models
- Good written and spoken English
Nice to have
- BSIM family compact models
- Hands-on process development, and electrical measurement and characterization
- RF characterization and modeling of MOSFETs
- Python programming
- Keysight IC-CAP or a similar model extraction tool
Pay and location
The posting does not state pay. It is a full-time role in Bengaluru, and you must be able to work from the Bangalore office at least three days a week. Offers depend on background checks and, where applicable, medical screening. GF says it never charges candidates a recruitment fee.
How to apply
Apply through the official GlobalFoundries job posting. GlobalFoundries’s posting does not give a closing date, so the role is open until filled; ResearchJobs.in will re-check this listing on 29 October 2026. Check the posting for location and work-authorisation details before you apply.

How to prepare for this application
- Prepare a short talk on a device you modeled: the data, the extraction steps and the final fit error
- Revise BSIM-SOI and BSIM4 parameters, and how floating-body effects change SOI behaviour
- Be ready to explain S-parameter measurement, de-embedding and how you extract RF parameters such as fT and fmax
- Bring a Python script you used for model fitting or data analysis, and explain how you checked it
- Read about RF SOI switches and low-noise amplifiers in phones, so you can link your work to GF's customers
